Pushing the Room Temperature Continuous‐Wave Operation Limit of GaSb‐Based Interband Cascade Lasers beyond 6 µm

GaSb-based interband cascade lasers (ICLs) emitting at a center wavelength of 6.12 µm 20 °C in continuous-wave operation up to maximum operating temperature 40 are presented. Pulsed measurements based on broad area devices show improved performance by applying the recently published approach adjusting Ga 1 − x $_{1-x}$ InxSb layer thickness active region reduce valence intersubband absorption. The W-quantum well design adjustment and optimization electron injector, rebalance hole concentrations quantum wells, device performance, yielding room current densities as low 0.5 kA cm−2 for under pulsed operation. As direct result this improvement together with optimizations waveguide design, long limit ICLs could be extended. For an epi-side down mounted 23 wide 2 mm nine stages high-reflectivity back facet, threshold power is below W optical output over 25 mW mode. Such low-threshold low-power consumption especially attractive mobile compact sensing systems.
